Silicon carbide (SiC) is the most mature and the most widely used among third-generation wide band gap semiconductor materials. Over the past two years, global SiC market capacity, however, hovered around 3 million tons due to producers'' unwillingness to expand production, a result of high technical barriers (unstable quality of the raw material crystal column).
Compared with its competitors, the company has taken a different approach by co-packaging GaN switches with silicon driver and protection ICs in its third generation of integrated InnoSwitch devices. Bulk GaN (or freestanding GaN or GaN-on-GaN) wafers are small and very expensive, but prices are falling as new Chinese suppliers appear, including ETA Research, Sino Nitride and Nanowin.
When compared to more traditional silicon-based technologies, Silicon Carbide offers a significantly higher breakdown field, and higher thermal conductivity. While its channels resistivity is larger than that of Si devices, the higher breakdown field allows for the same transistor to be made physically smaller, which puts its overall channel resistance lower.
